Hi guys

I am trying to plot id_vgs for 22nm nfet in cadence IC617. simulation is giving an error "Device (of this type bsimimg) doesnot support model groups."
1 - what are these model groups? i have idea about model files to be given in virtuoso ADE
2 - Does MMSIM151 base support bsimimg model simulation ? or should i try installation of hotfix?

Supports for model groups (binned models) with bsimimg was introduced in MMSIM151 ISR4 - so subversion 15.1.0.434.isr4. It's not related to the IC version.

I just tested this, and see the error you see in earlier versions, but then it works in later versions. You can tell because "spectre -h bsimimg" shows lmin/lmax parameters (amongst others) in the versions where it is supported.

we installed MMSIM latest hotfix .Now simulations are running. Thanks for the support.
