Title: current gain temperature coefficient of BJT.
Post by Jacki on Apr 8th, 2019, 12:21am

Hello,

I forget the bipolar transistor characteristics, and cannot find any good references. Anybody can help me about the current gain temperature coefficient of bipolar transistor? I read some device principles, and it looks the current gain temperature dependent effect mainly decided by the base of the transistor, and it has negative temperature coefficient. Any comments on it or good reference?
   Thank you.

Solved, actually it is quite clear if we look at Vbe = VT/n * ln(Ic/Is), if we consider Ic/Is as the current gain, and Vbe has the CTAT characteristic, we can clearly get Ic/Is is a CTAT.
