Dear all,

I have come across some old( or new?) slides concerning this issue by BSIM4.
Is it right to say that BSIM3/BSIM4 still having this problem? Thanks.

Yes, BSIM3 and BSIM4 still have these problems.

The BSIM team found a way to fix (patch?) the current (id_chan) equation so that it has the right symmetries of derivatives at Vds=0.
However, the charge model is significantly harder to fix, so the capacitances are quite asymmetrical.
