Hi,
I'm looking for a tool/method to simulate the Rg of a finished device.  Can anybody give a suggestion?

I don't understand what you're asking about.  What's a "finished" device?

For gate resistance, the BSIM4 model has parameters to include it.

Many layout extraction tools can determine values for it, either as parameters for a BSIM model or as a discrete resistor.

Thanks for the response.  I meant a device with layout, physical structure and material properties.  I'd like to predict gate level resistance based on items such as trench width, depth, polysi doping, silicide addition, number and placement of gate feeds, thickness of metal runners, die size...

Hmm ... I'm not very familiar with them, but I'd expect a device simulator (medici, pisces) to be the right thing.  They're mostly used to simulate stuff in the silicon rather than on top, though.
