Title: Temperature optimization of BSIM Parameters
Post by Analog Designer on Sep 22nd, 2007, 5:26pm

Hi,
I would like to use optimization routine for tweaking BSIM parameters to meet the leakage goals at different temperatures. I looked into optimization procedures supported by Eldo and Hspice and it seems none of them support this (They only support DC/AC/Transient optimization of model parameters).

Can any body suggest me if there is any other way to do this. I know BSIMPRO/ICCAP can do this, but I wonder if any industry standard circuit simulator support this.

Thanks

Hi Analog Designer,
if you know the transfer function, you can write this in a sub-circuit.

Go to your PDK and look at the resistor models - they have probably been written as an equation, they should get you started ...

Cheers,

Hi,
Thanks. Actually I am looking for temperature optimization for BSIM3 model params. It seems I need to search in the tool manuals for this.

If it helps ... I came across a paper called "CMOS Transistor Mismatch Model with Temperature Effect for HSPICE and SPECTRE" by Tan, Kordesch and Sidek in the IEEE digital library, if you have access to that.

Cheers, Simon2.

... also there is a significant amout of information in section 9.2 "Temperature Dependence Models in BSIM3v3" page 265 of Cheng and Hu's "MOSFET Modeling & BSIM3 Users's Guide".
