Title: Zener Diode Model in HSpice
Post by linker on Aug 15th, 2010, 11:42pm

Hi,
Anyone can help me with a Zener Diode model in HSpice?

Thanks!

MODEL DZ   IS=80.21637E-9  N=2.80334  RS=3.412605e-002  CJO=135E-12  M=.5033  VJ=.75
+ ISR=4.2604E-6  NR=4.11012  BV=6.2   IBV=49.004E-3  TT=150.49E-9

COMMENTS:please notice to this comments
ISR  IS   the minimum current of  zener diode
IBV  is   the  maximum current  of  the  zener diode
BV  Is   the  break  voltage of  zener diode

What help do you need?

BTW:
ISR  is  the reverse saturation current (at TNOM)
IBV  is  current at V = -BV
BV  is the breakdown voltage

Note that one can have funny issues when computing I at V=-BV from
 I(v) = IS * (exp(v/(N*vt)) -1) + ISR * (exp((v+BV)/(NR*vt)) - 1) + GMIN * v
and comparing that to IBV.  Of course, I(v) should be continuous, so it seems to me that IBV is overconstraining the system, and maybe is just approximate.
