Inside an IC package, what is the purpose of ground plane. Is it connected to the backplane of substrate for biasing it.

Is it useful only in high frequency RF circuits or required for low frequency analog and digital circuits also.

Two things:

1. Thermal conduction path. (grounded metal slug in some IC packages)

2. Localized common node tie point for ground, to provide "up close" (minimum L in interconnect) to bring grounds at chip bonding pads together.
