Title: tunnel diode Post by svensl on Mar 8th, 2006, 12:12am I was wondering whether there is a model for a tunnel diode included in one of the Cadence libraries. I could not find any but might have no looked in the right places. If not, does anyone know how to best model a tunnel diode in Spectre? I googled a bit around and have found a few examlples (see picture and also given link). BSIM4 has trap-assisted and band-to-band tunneling; I believe these are different effects than found in a true tunnel diode, where the energy bands are seriously contorted. |
