HI,

I'am new here, and new in design. Using a Orcad 9.2.

I'am looking to investigate VBIC model SiGe HBT parameters for my work (bachelor work). The main option of HBT is cutoff frecuency shuold be more than 47 Ghz. So, those parameters i need to use in Pspice model editor. Could you send me.

You can download some conversion programs for Gummel-Poon to VBIC and vice versa. Also useful are the decriptive documents and the verilogA example.

But these is a Verilog net list. How to take a necessary data from there?

The verilogA code is a behavioural model of VBIC device model written in the verilogA language. You can get the equivalent circuit that is used to model a HBT in VBIC from it and some typical values used for the VBIC parameters and contrast it with the SGP (std GummelPoon) model. But a picture is much better so look at :

It is not clear what you want to do, but if you are looking for some SGP or VBIC model parameters for actual transistors, they are supplied by IC vendors. But in most cases they will only supply SGP.

You use the conversion programs on the VBIC link to translate model parameters between SGP & VBIC and fiddle with the VBIC extension parameters to see their effect, if that is what you want to do....

Did you try this site itself?  Clicking Verilog-AMS in the header bar, then looking under Semiconductor Models, I found:
