bulk-source junction current exceeds ‘imax’

Hi all,

I encountered a problem when I used Spectre to simulate a circuit, the circuit configuration I think is ok, but it always said: bulk-source junction current exceeds ‘imax’, can you give me some tips to solve this disgusting problem? Thank you in advance!

You should "save" the mos's backgate current and see if you can get a sense for how severely and for how long the current exceeds imax.  Could be a switching transient, could be you tied your backgate to the wrong supply!
