MOS regime/mode verification

Hello

Is there a sample means to determine functional mode (saturation, conduction) and inversion level (strong/moderate/weak) in spectre/bsim3v3. Under simple means I mean some parameter that could be output rateher in textfile, rather in plot.

Hello Pavel,

The parameter "region" gives an estimation on the operating region of a mosfet.
If "region" is equal to:

0 -> transitor is off
1-> transistor is in triode (conduction)
2 -> saturation (in strong inversion)
3 -> subthreshold
4 -> breakdown

Anyway it is quiete easy to determine if a current is in WI, MI or SI. You can use the inversion coefficient, (see Micropower techniques, Vittoz).

Thanks for response.
For "region" Ok. Concerning inversion level, it requires knowledge of specific current, otherwise calculation. When one has dozens of transistors and wants quickly estimate their inversion level, some "inversion level" parameter would be useful.
