65nm CMOS MAx Operating Frequency

Hi,

is any rule of thumb where you can get the max operating frequency and the max data rate of each process?

For example 0.25μm CMOS can operate at 2.5GHz or transfer data at 5Gbps

Way too general a question - totally depends upon the nature of the specific circuit being designed, the driving and loading environment, etc.

I agree with raja. Plot the ft of the technology. There's a rule of thumb that the max unity gain freq you can get out of a technology is ft/10.

Generally ft is probably a good indicator, but in reality the maximum speed of your digital gates depends on their propagation delay which is e.g. a function of the threshold voltage.
Depending on the technologies process option a 65nm CMOS digital gate might therefore not be much faster than in 130nm (but lower leakage).

minor detail - Ft is a great indication of the theoretical limitations of the transistor - and not much else - I dont know of any real world design that operates near the Ft of the transistor, and the GBW characteristics are going to be heavily dependent on the applications circuit and loading around it.
