Could you suggest some good process options for MESFET, GaAs, or pHEMT ? Any comment on the state of art of them?

GaAs is probably the most mature technology.
RF PA's have been done there for many years.
Figure out your power and voltage requirements first.
Then go look at the capabilities of the particular process.
Breakdown voltages and similar come into play.
