baab Senior Member Offline Posts: 178 EA	Minimum operating votlage for native MOS Dec 10^th, 2015, 11:49pm I have read somewhere that the minimum operating voltage for MOS transistor (zero Vth transistor) is 2kT/q. Actually, what does it mean here? Does it mean that is the minimum voltage power supply so the transistor is in saturation and voltage gain Av = 1? Could you suggest some proof for that?

native Vt device (NMOS only) is a type of device with near zero Vth. You can apply any voltage to this device as long as it is not stressed.

Based on your discussion context, I suggest not to dig into 2kT/q details. Leave it for the future when you are more familiar with devices.
