May 25th, 2012, 7:26am

Dear All,
I was checking the model parameters of NMOS given in the model file (130nm) of a poular foundry.
I was seeing the spectre format.
Some paraemters I could not find in the publicly available BSIM3v3 Spectre Model file.
These parameters are:-
wk3,
wk3b,
lk3b,
wuc,
lu0;
pu0;
wketa
pketa
lnfactor
wnfactor
petab
wkt1
wkt2
wute
wuc1
lvth0
wu0
Can anybody tell what are those model parametrs.
Is there any documents which describe about them and use them in the equations

But I am able to find the below parameters in both the proces Model and BSIM3v3 model files

k3,k3b,k3b,uc,u0;u0;
keta
keta
nfactor
nfactor
etab
kt1
kt2
ute
uc1
vth0
u0

The BSIM tradition for L and W scaling of parameters is something like this:

pParam->xxx = model->xxx + Wxxx/Weff + Lxxx/Leff + Pxxx/(Weff*Leff)

So, wk3 sets the width scaling for k3, etc.
