Links to the Verilog-A models of nonlinear devices
Jul 09th, 2003, 7:28am

Hi all!

May be anybody knows some links to Verilog-A nonlinear device models libraries (BJT, MOSFET, TFT, SOI, HBT, MESFET, JFET, etc.)?
While I see, that the models are the only as part of commercial products (Cadence, Silvaco, MG, ..).

Thanks for any help!

Sergey

Sergey -
I haven't seen a place that links all the available models ... perhaps this web site would be a good place to put them.  I've seen the following:

Mextram 504 at
http://ectm.et.tudelft.nl/data/artwork/design/code/ahdl/mextram.va

VBIC at
http://www.designers-guide.com/VBIC/index.html

MOS EKV at
http://legwww.epfl.ch/ekv/verilog-a/

None of these are complete implementations, in particular, none of them include noise.  The EKV model on the web site doesn't even have capacitance.

Geoofrey-

I think you are right, the site a good place for the links.
I did some search, while it's difficultly to find the kind of models in internet.
Yesterday I've got a letter from one of active developer of the Verilog-AMS standard. He wrote "I am not aware of anyone currently providing Verilog-A nonlinear device models for purchase. There is an effort to create a Verilog-AMS library of device models (at least the specifications) as part of an Accellera standard."

It will be helpful to place here the links to the VHDL-AMS (especially for the semiconductor devices models) too.

My some links to the Verilog-A nonlinear device models:
http://www.tiburon-da.com - BSIM3, BSIM4, Philips MOS 9, Philips MOS 11, HiSIM, Philips MEXTRAM (NOT FREE, Copyright Tiburon Design Automation)

http://www.eda.org/verilog-ams/htmlpages/examples.html - Verilog-AMS sample library (Diode, SOIMOS, Josephson Tunnel Contact), model of all basic circuit elements (FREE DOWNLOAD)

VHDL-A nonlinear device models:
http://www.ee.washington.edu/research/pemodels/ - VBIC, BJT(MGP), LDMOS, VDMOS, IGBT, Thyristors - (FREE DOWNLOAD);

Recently I tried SmartSpice (Silvaco) http://www.eecad.com/site/tool_details.php?package=1003. It has a lot of nonliner device models, but all the models are implemented in the simulator's code, there are the only very simple DC models for MOS1, MOS3 and BJT, actually unuseful for any simulations, used the only as demo-examples of the "Verilog-A opened interface" of the soft.

Thanks for your help!

Sergey.

I have put up most of the links you have mentioned. You can find them in either http://www.designers-guide.com/links.html or http://www.designers-guide.com/Modeling/VerilogAMS/.

I did not put up the Tiburon or Silvaco links because they are simply product sites.

Last release of Eagleware GENESYS v.2003.10 includes the Verilog-A interface (Advanced Model Kit package) http://www.eagleware.com/products/AMK.htm and a lot of Verilog-A models of nonlinear devices:
MEXTRAM, UCSD HBT, BSIM3, BSIM4, HiSIM, MOSEKV, MOS 9, MOS 11, VBIC, LDMOS, Angelov(Chalmers), Parker-Skellern, EKV, etc.

Silvaco has just released open-source versions of many device models.  They are available from their web site at

http://www.silvaco.com/downloads/verilogADownloads.html

Gummel Poon, Mextram, VBIC, MOS level 3, BSIM3, BSIM4, MOS EKV, and diode are all there.

I just had a quick look at the MOS level 3 model -- the original one in Spice has a capacitance-based formulation, which is bad for simulation because it does not conserve charge.  (See "An Investigation of the Charge Conservation Problem for MOSFET Circuit Simulation" P Yang et al, IEEE J Solid-State Circuits, vol 18 no 1, February 1983, pp.128-138.)

Also, the code uses a few Silvaco-specific extensions, like $sit_get_prev and $sit_get_ddv, that are not part of the Verilog-AMS standard.

I have added the link to the Verilog-A device models on the Silvaco site to our links page.

I applaud Silvaco for placing these models in the public domain.

The Silvaco veriloga models are now under SIMUCAD at https://src.simucad.com/ResourceCenter/en/downloads/verilogA.jsp.  You'll need to register.

Hello friends,

I could not find Gummel Poon model for BJTs in any of the following links , The one with SILVACO, had an empty folder for BJT verilogA model.

Do you have any idea how to find it?

Hi,

Doesn't matter which modeling language is it. Just need to see the calculations, get the clue and I can write it in verilog-A. Can anyone help me with that?

Did you look at the appendix to this paper?
