See following although I don't know whether these are useful.

[RF Workshop Tutorials]
The RF Workshop Tutorials show how to simulate typical RF circuits such as LNAs, Mixers, VCOs, and PAs in spectreRF.  Note that the database is in cdba (not oa, open access).  The RF Workshop HB Tutorials show similar simulations using the new HB, HBAC, and HBNoise analyses available in MMSIM 7.1.
See rfworkshop_hb.tar.gz and rfworkshop.tar.gz

http://www.cadence.com/Community/blogs/rf/archive/2009/02/09/shhhhh-spectrerf-tu...

Even if your MMSIM version is old, you can find "rfworkshop.tar.gz".

There is no transistor level circuit included ?

What type of PA do you have interest in ?
Class-A, B, AB, C, D, E, F, S
Single-Ended or Differential

Thank you for replying.
RF CMOS PA is what i need.
The PA should meet some linearity requirement.
So Class-A, AB are both OK.
Mover, Single-Ended and Differential are both OK.
May i can download some materials form some places, but where?
